Abstract

Bauelement-Simulatoren ermöglichen Einblicke in die inneren physikalischen Funktionen von Elementen der Halbleitertechnik. In der vorliegenden Arbeit werden mit Hilfe eines kommerziellen Software-Systems die elektrischen und optischen Eigenschaften von Halbleiterbauelementen untersucht, sowie deren elektrisches Verhalten bei Modifikationen der Geometrie und Störstellenverteilung evaluiert. Die Architekturen der Elemente werden anhand von Dotierprofilen des 0,8um CMOS/BiCMOS-Prozesses einer Chip-Herstellerfirma erstellt, mit der das ASIC-Labor Heidelberg zusammenarbeitet. Dabei werden sowohl die intrinsischen, als auch die parasitären Eigenschaften von Bausteinen der Mikroelektronik beschrieben. Die Ergebnisse werden mit Hilfe farblich abgestufter Konturplots visualisiert. Device-Simulators offer the possibility to gain an insight into the physical functions of semiconductor devices. This thesis shows the electrical and optical characteristics of microelectronic devices using a commercial software system. Additionally it determines the electrical behaviour while modifying geometry and density of impurities. In order to layout the devices rather realistically, they are designed with doping profiles of the 0,8um CMOS/BiCMOS-process of a chip manufacturer, which cooperates with the ASIC-Laboratory Heidelberg. Intrinsic as well as parasitic properties of semiconductor devices are also evaluated. The results will be visualized in forms of rainbow coloured contour plots.
